Electron and hole dynamics of InAs/GaAs quantum dot semiconductor optical amplifiers.
Heterodyne pump-probe technique is used to analyse the electron and hole population dynamics in quantum dot based semiconductor optical amplifiers. The experimental setup allows single and two colour measurements, which have been performed in the gain and the absorption regime. Analysis of the data indicates, that the hole dynamics are extremely fast and the speed of the device is limited only by the electron recovery. Based on the analysis, a five-level model has been developed and simulations of the carrier dynamics have been performed successfully.
